3 1. Introduction This guide provides infmation on how to connect a prober to Keysight Technologies, Inc. semiconduct parametric measurement instruments. GND terminal CATION You should use the Keysight 16493L GND cable to connect the GND to the W; do not use a standard triaxial cable. The GND cable can handle the maximum GND current of 4.2 A, but standard triaxial cables are only rated to 1 A. (Non-Kelvin connection) Connect the triaxial connect using an adapter f GND (N1254A-107) as shown in Figure 3.2. F this part, see Table 5.10 in ection 5.6 Adapters. F parts infmation, see Table 3.1. F E5250A, connect a Keysight 16494B Kelvin Triaxial Cable as shown in Figure 3.5. You can also use two Keysight 16494A triaxial cables in place of one Kelvin Triaxial Cable. Connect the FORCE and ENE lines to pts separately. Non-Kelvin connection When non-kelvin connection is used, connect the Keysight 16494A triaxial cable between the and W as shown in Figure FC FC of B1500A is connected to CH and CL pt of B2200A/ B2201A by using C input cable 16494F-001 as shown in Figure 3.7. Two probes must contact the wafer in this connection. Connect a Keysight 16493K Kelvin triaxial cable ( two Keysight 16494A triaxial cables) between the and the connect plate. Connect the FORCE and ENE lines to probes separately. Connect the triaxial connect on the probe cable as shown in Figure 4.5. To prevent oscillations, use sht cables. F parts infmation, see Table 4.3. Non-Kelvin connection These instructions apply when all connections are non-kelvin. Connect the Keysight 16494A triaxial cables between the and the Connect plate. The cables can be connected to the A inside the shielding box through the 16495K plate. C cable N1300A m N1300A m Triaxial cable and Dsub cable m m hielding box The A outputs should be connected to the DT by using triaxial cables as shown in Figure 4.8. When making IV measurements with the s, all measurements are Kelvin. The ENE line infmation is fed back to the via the Dsub cable. When making CV measurements, the four-terminal pair (4TP) connections are crectly terminated inside of the As. The As also allow f a current return path between the outer conducts to stabilize the series inductance and improve accuracy. You must connect the furnished wire between the two As to enable this feature. C cable N1301A m hielding box When making IV measurements using the s, the outputs of the C function exactly the same as the Kelvin outputs of an (both FORCE and ENE lines are available). C N1301A-100 Note: In Figure 4.9 the ENE lines are not used. When making CV measurements using the FC, only the FORCE outputs of the C are used. When connecting instruments together, you need to make sure that you have the crect type of Kelvin triaxial cables. Table 5.5. Overview of instrument connect types B1500A Type A Type A connects have two screws, one guide pin, and two triaxial terminals. Type B connects have one screw and two triaxial terminals. The great variety of available cables can be categized into mainly three types: Table 5.6. cables overview 16493K 16494B Triaxial cables have three layers leads: a center conduct f the signal, a middle conduct that is actively driven to be at the same potential as the center conduct to eliminate leakage currents, and a grounded (Common) outer conduct. Kelvin triaxial cables are similar to triaxial cables, except that both the and lines from the run through the same cable. The and lines share a common driven guard and a common outer shield. Kelvin triaxial cables typically give better low-current measurement perfmance than you would get from using two separate triaxial cables f the and lines. The GND cable is a special triaxial cable designed to handle the large currents (up to 4.2 A) that the ground unit can sink. In the GND cable the center conduct is ENE, the middle conduct is FORCE, and the outer conduct is Common. Connect plates The following connect plates wk with a variety of Keysight semiconduct parametric measurement instruments, such as the B1500, B2200/B2201, E5250, E5260/E5270, 4155/4156 and Prober vend also provides connect plates. If you need the infmation of those connect plates, please kindly contact each prober vend. If you need parts to fix a connect plate, see Table 5.8. Order the quantity you need. This plate will be used with the Keysight E5288A Atto /witch nit (A) the Keysight N1301A-200 Guard witch nit (GW) that will be installed in the shielding box. The cable hole is to pass the cables from the A GW to the instrument such as the Keysight B1500A, E5270B, and so on. And the cables will be fixed to the shielding box by using the cover with rubber that will close the opening of the cable hole.

Adapters and connects If you need to make a connection between a triaxial connect and a coaxial connect, use a triaxial-coaxial adapter.
