5 Device structure The technology transfer from our research reactor (2 wafers) to 3 & 4 multi wafers reactor involved many changes at epitaxy and process level One point is the introduction of a reproducible Ga Incorporation in the barrier layer generating a quaternary InAlGaN layer.
